Tant que l'excitatiori cst faible, les échant,illons se distinguent par un couplage fort entre la résonnance excitoniqiie fondamentale et le rriode de cavité: Ceci signifie que l'ériergie oscille entre lcs modes cxcitonique et photoriique (oscillations de Rabi) et qu'une séparation de Rabi se produit dans le domaine spectral eritrc les rnodes mixtes exciton-cavité, appelés polaritons de cavit,é. Le but de ce travail est de compreridre: (i) l'iritluerice et des effets polaritoniqiies et du désordre d'interface sur la réponse cohérente des microcavités dans le régime de faible excitation; (ii) la dynamique intra-cavité cohérente des excitations électroniques a forte excitation, dans le régime de satiiration optique des excitons. Expérimeritalernerit,, la dyriamique de polarisation est étudiée par spectroscopie sous-picoseconde (résoliition temporelle de 100 fs). Des mesures de transmission et de réflectiori à uric irnpulsion, ainsi que des mesures dc rriélange à quatre ondes et de pompc-sondc dégériérés sont présentées, dans les domairies spectral et terriporel, en fonction du désaccord entrc le mode excitonique et celiii de la cavite, tie l'intensité des inipulsioris ct du retard cntre celles-ci. Les résultats expérirnentaux sont comparés avec les solutioris riuniériques des équations do Maxwcll-Bloch polir un criscmble de systèmes à deux et à ciriq riivt:aux avec: des temps de relaxation philnoménologiques. La comparaison avec: les solutions numériques des équatioris de Bloch pour semiconducteurs est 6galernerit montrée. Qualitativement l'accord entre les résiiltats expérimentaux et la théorie est excellerit. Lcs résiiltats importants, expérirrientaux et tliéoriqiies, sont les siiivants: 1. La dynamiqiie linéaire et cohérerite des polaritons de caviti, n'est qiie faiblerrierit, affectke par lc dbsordrc: Tant que la largeiir inhomogène dc l'cxciton cst infbricurc a l'ériergie de Rabi, le dksordrc ri'irifliierice la forrrie de raie des polaritons que d'iine façon quantitative et seule la vitesse de déclin des polaritons aiigmentc. II. Coritrairement a la dyriamique linéaire, la dyriarriique transitoire de mélange iquatre orides déperid sensiblement di1 rapport eritre la séparatiori de R.abi et la largeur irihornogèrie de l'oxciton, m6me si ce rapport est beaucoup plus grarid qiie iiri. A t r k grands rapports, la popiilation excitonique oscille forterrierit à la fréqiience de Rabi et la réponse de mélange à quatre orides est sirnilaire à la réponse linéaire: elle se caractérise par uri txmps dc déclin qiii est ail dessous de la picoseconde, et par de fortes oscillations dc Rabi. .4u contraire, quand le rapport, est relativement faible: la populatiori excitoriique se cornporte de f q o n différente de la polarisation linéaire et montre seulement de faibles battemerits de Rabi. La réponse de niélange à quatre ondes tend à celle des excitons dans les puits quantiques nus, filtrée par la microcavité. III. Eri ce qiii corici:rne le régime de forte éxcitation, nous étiidions une configuration en double ri,soririanco, c'est-à-dire les irripulsions de pornpe et de sonde sont spectralemerit centrées A l'énergie et du mode excitonique et du mode de cavité. Du au fait que la largeur dcs impulsions dc pompe intenses est réduite à l'intkrieur de la cavité, la populatiori des puits qiiaritiques subit des osc-:illatiorisde Rabi transitoires. Par conséqiient, des structures latérales de Stark dynamiques apparaissent dans les spectres optiques des irnpulsions de soride à de retards ponipe-solide trits courts. La fréquence d'oscillatiori de Rabi et la séparatiori spectrale dynamique des striictures laterales augmentent corrime la racine carrée de l'iriten~it~é de ponipe. Les modulations cohérentes et à baride étroite d'absorptiori/gain qui apparaissent, dans la réporise des puits quantiques ailx impulsions de sonde (en régime de saturatiori des excitoris) sont amplifikes par l'effet filtre de la microcavité. L'aniplificatiori résonnante produit des pics de gain géants. Les modulations de gain apparaissent pour des retards avoisinant zéro a l'échelle ultra-rapide des irripulsions incidentes. En outre, en intégrant sur tout le spectre des impulsions, 1'011 trouve un gain cohérent net,. Celà démontre qu'on est face à un trarisfer net d'énergie des impulsions de pompe à celles de sonde. -4 notre connaissance, c'est pour la première fois qu'une evidence de l'eflet Stark dynamique résonnant est rapyortie, et que du gain cohérent net a été observé dans u n semiconducteur. Abstract This thcsis deals with the coherent exciton-photon dyriarnics iri somicondiict,or microcavities containing quantuni wells, during and after excitation with ultrashort laser piilses. As long as the clxcitation is weak, the investigated samples feature strorig-coupling betweeri the fundanierital excitonic resonance and tlie cavit,y niode: This nieans tkiat the energy oscillates betweeri tlie exciton and the photon modes (Rabi oscillations), arid a Rabi splitting occiirs in the spectral domairi between the mixed exciton-cavity modes, namely the cavity polaritons. The goal of this work is to uriderstand: (i) The irifluerice of both the polaritonic effects and tlie qiiantuni well interface disorder or1 tlie coherent response of microcavities in the weak-excitation regirne; (ii) The intracavity coherent dynamics of elcctronic excitations a t high excitation levels, in the regime of optical saturatiori of excitons. Experimeritally, the polarisation dynamics is studied by means of sub- picosecorid spectroscopy (100-fs time resoliition). Single-pulse liriear trarisniissiori arid reflection, two-pulse dcgenerate foiir-wax mixing and pumpprobe measiirements are reported in both the spectral and temporal domains, as a fiiriction of exciton-cavity detiining, piilse intensity and interpiilse time d c l y . The experinierital results are compared to numerical solutions of the Maxwell-Bloch equations for an ensenible of two-lcvel and five-level systcrns with phenomenological relaxation times. Coniparaison to full numerical solutions of the semicondiict,or Bloch equations is also skiown. The qiialitative agreement between exporirrient arid tlieory is excellent. The relevant achievcments (both expcrirrientally arid theorctically) arc the following: 1. The linear coherent dvrianiics of cavity polaritons is affected only weakly by the disorder: -4s long as the excitori inhomogeneoiis broadenirig is smaller than the R.abi energy, disorder does not change qiialitatively the liriesliape of polaritons, yielding orily ari iricrease of the polaritori decay rate. II. Unlike the liriear dynarnics, tlie transient four-wave mixing dynamics dcpcnds serisitively or1 the Rabi splittirig to tlie excitori irihorriogerieous broadcning ratio, even if this ratio is considerably larger than one. .4t very liigh ratios, the exciton population strongly oscillates a t the R.abi frequcricy and the the foiir-wave rriixirig resporise features a sub-picosecorid tirrie decay arid dccp Rabi oscillations, arialogoiisly to thc linear rcsporise. In contrast, a t relatively low ratios, the exci- ton popiilatiori beliaves differently from the liriear polarisation and undergoes orily weak Rabi beats. The four-wave mixirig responso tends to tliat of bare quantiim well oxcitons filtered by tlie microcavity. III. As far as thc high-excitation regirne is concerned, we arialyse a doubly resonant configiiration: i.e., the pump and probe pulses are spectrally centered a t the energy of bot11 the exciton and the cavity rriodes. Owing to the spectral riarrowing undergone by the saturating pump piilses inside the cavity, trarisient R.abi flops are induced in the popiilatiori of tlie embedded qiiaritiim wells, and this causes cliaracteristic dynamical Stark sidewings to appear in the optical spectra of the weak probe pulse a t short punip-probe time delays. Both the Rabi flopping frequency and the dynaniical splittirig between the sidewings increase as tlic square root of tlie input purrip intensity. The cohererit and narrow-barid absorptionlgairi modulations occuring in the optical rosponse of thc quanturri wells t o the probe pulses (in the exciton saturation regime) are arnplified by the filteririg effect of microcavity. Rcsonant aniplificatioii leads t,o giarit colierent gain spikes. The gain modulations occur close to zero delay or1 a time scale comparable t,o the length of the incident pulses. Moreover, net coherent gairi results after spectral integratiori over the whole probe spectrum. This derri~nstrat~es tliat a net (coherent) energy transfer occiirs from the pump to the probe pulses. To oilr knowledge, we report the fifirst evidence for the resonant AC Stark egf-ct and for net coherent gain in semiconductors.
