Optische Sensoren und Bildverarbeitung für Medizin und Forschung
Die Bestückung großflächiger und wertintensiver Bildsensoren (z.B. X-Ray, OLED) auf Leiterplatten
oder speziellen Verdrahtungsträgern wie Al2O3 oder AlN Keramik ist immer wieder eine
Herausforderung. Durch die großen Geometrien sind die Chips bereits in der Handhabung äußerst
empfindlich. Ohne speziell angepasste Montageprozesse ist häufig die Ausbeute zu gering. Die
anschließende elektrische Verbindung der Bildmatrix erfordert häufig eine sehr hohe Anzahl von
Kontakten auf kleinstem Raum und die Kombination von unterschiedlichen Materialien. Das bedingt
allerhöchste Präzision in der Verarbeitung, da bereits ein einziger Fehler das Modul unbrauchbar
machen kann. Spezielle Bestückungsprozesse kombiniert mit vollautomatischen Drahtbondprozessen
auch für kleine Stückzahlen sind hier zwingend erforderlich.
So sind beispielsweise bei der Verarbeitung eines fast DIN-A4 großen X-Ray Sensors 15.000
Drahtbonds fehlerfrei ausgeführt worden. Das Produkt wurde als Kleinserie gefertigt und ist als
Spezialgerät in der Meeresforschung im Einsatz.
Ein anderes Extrem der Bildverarbeitung sind wiederum kleinstmögliche Kamerachips wie sie
beispielsweise in der Medizintechnik bei der Endoskopie zur Anwendung kommen. Dort bietet der
extrem begrenzte Bauraum nur wenig Platz denn auch die hochzuverlässige Kontaktierung zur
Außenwelt muss noch untergebracht werden.

Customized hermetic housing for Sensors

The assembly of large and expensive optical sensors (e.g. X-Ray, OLED) on PCB or special PCB like
Al2O3 or AlN ceramic is always a challenge. Due to the large size of the chips the handling during the
assembly process is very delicate. Without a special adapted assembly process very often the yield is
too low. The following process step for the electrical contacts of the pixel matrix requires often a
very high number of contacts at smallest space and the combination of different materials. This
requires highest precision during manufacturing, because on failure could cause that the module will
be scratched. Special assembly processes combined with fully automated wirebond processes are
also necessary for small and medium quantities in such cases.
As one example we did on a about DIN-A4 sized X-Ray sensor 15,000 wirebonds with zero defect in
one manufacturing batch. This product was manufactured as small series and is used as special
device in a scientific application for ocean research.
Another extreme of imaging are the smallest camera chips as used in medical applications like
endoscopes. There is the totally limited available space for assembly the big challenge and the high
reliable contacts to the outer world will also be placed inside the package.
EAS Agency offers solutions and manufacturing for special optical applications in imaging like X-Ray
sensors, CCD-cameras, MEMS, MOEMS or OLED-displays. Also the repair of expensive circuits during
development loops is possible. Additional it is possible for medical applications according ISO 13485
to assist the complete approval process in coordination with the customer.
