Sie sammelt die vom Target der Mikrofokus-Röntgenröhre emittierte Strahlung und fokussiert sie auf die zu analysierende Probe (siehe Abb. 1). The X-ray optics is the core of the modular micro focus X-ray source iMOXS manufactured by IfG. It collects the X-radiation emitted from the target of the micro focus X-ray tube and brings it into focus on the specimen to be analysed (see Fig. 1). Die Röntgenstrahlung wird durch Totalreflexion an den Innenwänden der Kapillaren durch die Optik geführt. The optics consists of an elliptically shaped bundle of thousands of glass capillaries. Their inner diameter amounts to only a few micrometers. X-rays are fed through the optics by total refection at the inner walls of the capillaries. iMOXS-REM wird an die Probenkammer des REM angeflanscht1. Die Größe der Probenkammer moderner REMs hat zur Folge, dass die Länge der Optiken 30 cm und mehr erreicht. Insbesondere die große Länge der Optik setzt hohe Anforderungen an die Technologie der Optikherstellung. iMOXS-SEM is attached to the specimen chamber of the SEM1. Due to the large size of specimen chambers of modern SEMs the length of the optics reaches 30 cm and more. This puts high demands on the technology of optics manufacturing. Für diese Verbesserung der fokussierenden Eigenschaften war es nicht notwendig, die ausgangsseitige Fokallänge, d. h. den Abstand zwischen Optik und Probe, wesentlich zu reduzieren. Sie beträgt immer noch ca. 15 mm und erlaubt so eine ungehinderte Bewegung der Probe unter der Objektivlinse des Mikroskops. Um wirklich im Fokus der Röntgenoptik zu arbeiten, muss allerdings der Abstand auf ±0.5 mm genau eingestellt werden. Bei noch kleinerem Fokusdurchmesser und damit kürzerem Abstand ergeben sich Anforderungen an die Probenpositionierung, die im REM kaum zu realisieren sind. The focus diameter of the current Premium version of the X-ray optics amounts to about 40 µm (FWHM). This value is now nearly independent of the X-ray wavelength in the energy range from 3 to 30 keV. These improvements of the focussing properties could be achieved without a sizeable reduction of the output focal length, which determines the distance between the specimen and the optics. It still amounts to about 15 mm enabling an unhampered motion of the specimen under the objective lens of the microscope. In order to have the specimen positioned really in the focus, the distance has to be fixed within a ±0.5 mm tolerance. Even smaller focus diameters would implicate shorter distances and requirements to the positioning of the specimen hardly to realise in the SEM. Bei der Installation eines iMOXS an einem REM wird dem Nutzer ein Zertifikat für die Optik ausgehändigt. Das Zertifikat enthält auch Angaben über die FWHM des Fokus. Sie beruhen auf Messungen an einem speziellen Messstand, lassen sich aber auch mit dem iMOXS am REM verifizieren: Dafür wurde eine Teststruktur des FhG-IZM, bestehend aus einer 3 µm dicken strukturierten Cu-Schicht auf Si, verwendet. Abb. 2 zeigt das µ-RFA LineScan für Cu-K und Si-K mit hinterlegter SE-Abbildung. Die Breite der Cu-Streifen beträgt 50 µm, die Abstände zwischen ihnen sind 50 µm, 100 µm und 150 µm. iMOXS war an einem 35° Port der Probenkammer des REM montiert. Der Anregungsfleck auf der Probenoberfläche ist demzufolge eine Ellipse. When an iMOXS is installed the user receives a certificate for the optics. Among the certified data one can also find the FWHM of the focus diameter. These data are determined with special test equipment; however, they can be verified with the iMOXS attached to the SEM too: For this, a test structure manufactured by the FhG-IZM was used. It consists of a 3 µm thick structured Cu layer on Si. Fig. 2 shows the µ-XRF line scan for Cu-K and Si-K with the underlying SE image. The width of the Cu stripes amounts to 50 µm, the distances between them are 50 µm, 100 µm, and 150 µm. iMOXS was mounted to a 35° port of the SEM specimen chamber. Therefore, the spot of excitation on the specimen surface has an elliptic shape. 2 Für eine optimale laterale Auflösung wurde die Probe so gedreht, dass die große Achse der Ellipse parallel zu den Cu-Streifen liegt. Die Bewegung der Probe beim µ-RFA LineScan erfolgte senkrecht dazu. Für Photonenenergien im Bereich um Cu-K beträgt die zertifizierte FWHM der verwendeten Optik 40 µm. Streifen mit 50 µm Abstand können demzufolge nicht völlig aufgelöst werden, wohl aber Streifen mit 100 µm und 150 µm Abstand. Das wird durch Abb. 2 links bestätigt. For optimum spatial resolution the specimen was rotated in such a way that the stripes became parallel to the larger axis of the ellipse. The movement of the specimen was perpendicular to this direction during the measurement of the µ-XRF line scan. The certified FWHM of the focus in the photon energy range around Cu-K amounted to 40 µm for the used optics. Therefore, the stripes with 50 µm distance cannot be resolved completely. But the stripes with 100 µm and 150 µm distances are clearly resolved as can be seen in Fig. 2 left. Abb. 2 µ-RFA LineScan (links) und Map (rechts) über die Teststruktur Fig. 2 Abb. 2 rechts zeigt das SE-Bild einer Test struktur, die für ein Map einer Kupferstruktur auf einem Siliziumsubstrat verwendet wurde, zusammen mit den gemessenen Si-K und CuK Intensitäten. Eine derartige Messung ist das zweidimensionale Analogon zum LineScan. Die Auflösung der 50 x 50 µm2 Quadrate im Abstand von 50 µm ist nicht perfekt, wohl aber gelingt deren Auflösung bei 100 µm Abstand. Bei dieser Messung war die Probe so orientiert, dass der Einfall der Röntgenstrahlung von links oben her erfolgte. Deshalb ist die erzielte Auflösung auch unterschiedlich für die beiden Bilddiagonalen. Für die Darstellungen in Abb. 2 wurde die Batch Processing Option von iMOXS-Quant2 benutzt. Fig. 2 right shows the SE image of a test structure that was used for mapping of a copper structure on silicon together with the measured Si-K and Cu-K intensities. Such a measurement is the two-dimensional analogon of the line scan. The resolution of the 50 x 50 mm2 dots in a distance of 50 µm is not complete again, but the dots with 100 µm spacing can be clearly resolved. This measurement was performed with an orientation of the specimen in such a way that the direction of incidence for the Xrays was from the upper left to the lower right corner of the image. Therefore, the spatial resolution is different for the two diagonals of the map. The batch processing option of iMOXS-Quant2 was used to present the line scan and map in Fig. 2. 3 µ-XRF line scan (left) and map (right) across the test structure Die zweite wichtige Charakteristik der Optik, die mit der neuen Technologie verbessert werden konnte, ist die Transmission. Sie ist als Intensitätsverhältnis von auf die Apertur der Optik auffallender Strahlung zu hindurchgelassener Strahlung definiert. Die Transmission bestimmt die Zählraten, die bei der Messung eines RFA-Spektrums erreicht werden können und somit die Messzeiten, die für ein sinnvolles Signal-Rausch-Verhältnis eingestellt werden müssen. Abb. 3 zeigt die Energieabhängigkeit der Transmission für typische Optiken, hergestellt nach der alten bzw. neuen Technologie. Es zeigt sich, dass die Transmissionskurve viel breiter geworden ist, und dass insbesondere die Transmission für weiche Röntgenstrahlung bemerkenswert verbessert wurde. The second important property of the optics that could be improved by new technologies is the transmission of the optics. It is defined by the intensity of the radiation illuminating the optics aperture related to the transmitted radiation. The transmission is important for the count rates that can be achieved to measure an XRF spectrum and determines the measurement times to get a reasonable signal-to-noise ratio. Fig. 3 gives the energy dependence of the transmission for typical optics manufactured with the old and new technology, respectively. As can be seen, the transmission curve is now much wider, and transmission could be remarkably increased, especially for soft X-rays. Abb. 3 Fig. 3 Transmission von Röntgenoptiken, hergestellt nach neuer und alter Technologie In Abb. 4 werden Spektren des BleiglasReferenzmaterials BCR 126a miteinander verglichen. Beide Spektren wurden mit derselben Röntgenröhre gemessen, die auch unter denselben Bedingungen betrieben wurde, aber mit alter bzw. neuer Optik zwischen Röhre und Probe. In der neuen Optik wird Rh-L viel weniger gedämpft. Im Spektrum ist jetzt die gestreute Rh-L Strahlung (Rh-sc) deutlich sichtbar. Transmission of X-ray optics manufactured with new and old technology Fig. 4 compares spectra of the lead glass reference material BCR 126a measured with the same X-ray tube operating under identical conditions, but with an old and a new optics, respectively, between tube and specimen. Rh‑L radiation is much less attenuated in the new optics. The scattered Rh-L radiation (Rh‑sc) is now visible in the spectrum. 4 Durch die viel intensivere Anregung mit Rh-L erhöht sich insbesondere die unter gleichen Bedingungen gemessene K-Intensität der Elemente Na, Mg, Al und Si um etwa den Faktor 10. Mit einem anderen Referenzmaterial konnte eine Nachweisgrenze von ca. 1 Masse% für Na2O in Glas verifiziert werden3. Caused by the much more intensive excitation with Rh-L, the K-line intensity of the elements Na, Mg, Al and Si is increased by about the factor of 10. With another reference material, a detection limit of about 1 mass% for Na2O in glasses could be verified3. Eine stärkere Reduzierung des Fokus erscheint aus drei Gründen nicht sinnvoll: The future development is mainly directed to continued improvement of the transmission. Further reduction of the focus diameter seems not to be useful for three reasons: Eine Reduzierung des Fokus hat keinen Einfluss auf die Eindringtiefe der Rönt genstrahlung. Das Anregungsvolumen, näherungsweise zylindrisch, würde lediglich im Durchmesser, aber nicht in der Länge reduziert. Der Effekt auf das laterale Auflösungsvermögen von Maps wäre gering. Lediglich die Analyse dünner Schichten würde davon profitieren. The reduction of the focus does not reduce the penetration depth of the X-rays. The excitation volume that is approximately cylindric would be reduced in diameter only, but not in length. The effect on spatial resolution of µ-XRF maps would be marginal. Only analysis of thin films would benefit from very small focus. 5 XRF spectra of lead glass BCR 126a measured with new and old optics Eine Verkleinerung des Fokus bringt immer eine Reduzierung von Fokusabstand und ‑tiefe mit sich. Bei einem Fokus von 10 µm beträgt der Fokusabstand ca. 5 mm (s. 4) und die Fokustiefe liegt bei 0,1 mm. Die große Fokustiefe des REM macht es unmöglich, über den angezeigten Arbeitsabstand (WD) die Probe mit einer derartigen Genauigkeit zu positionieren. Dazu wären ein optisches Stereomikroskop und eine Laser-Positionierhilfe wie bei einem µ-RFA Gerät notwendig. Reduction of the focus size is always accompanied by reductions of the focal distance and the focal depth. In case of a 10 µm focus, the focal distance is about 5 mm (see 4) and the depth of the focus is in the order of 0.1 mm. The SEM with its large focal depth will never allow adjusting the specimen with this accuracy by indicated working distances only. Optical stereo microscopes and a laser alignment tool had to be added as in dedicated µ‑XRF instruments. Bei Fokusabständen von 5 mm und darunter kann die einfallende Strahlung nicht mehr als parallel angesehen werden. Aber das wird beim Fundamentalparameter ansatz für die quantitative Analyse vorausgesetzt. At focal distances of 5 mm or below, the incident radiation can no longer be considered parallel. But this is supposed in the fundamental parameter approach for quantitative analysis.
